  • low leakage current
  • More energy band gap  (1.21eV for 0K, 1.1eV for 300k)
  • More resistivity Approximately 231.5 k ohm centimeter
  • Mobility of the electron is 1300 sq cm /Volts
  • Mobility of the Hole is 500 sq cm /Volts
  • More resistance
  • High Temperature 1425 degree centegrade
